Samsung K571229ACM- BQ12 Phase Change Memory - Process Review Report
The Samsung K571229ACM-BQ12, a NOR-flash compatible PCM based two die package containing a phase change memory die and a UTRAM die. The device overall is a 512 Mb PCM memory chip packaged with a 128 Mb UTRAM chip, and was extracted from a commercial mobile phone. PCM is a class of nonvolatile memory devices that stores information through a reversible structural phase change in a chalcogenide material. The material exhibits a change in both electrical and optical properties when changed from the amorphous (disordered) to the polycrystalline (regularly ordered) state. The amorphous state corresponds to the reset state (0); the polycrystalline state corresponds to the set state (1). In the PCM, information is stored during the change in resistance the chalcogenide material undergoes during a phase change. This PCM device manufactured using 65 nm BiCMOS PCM process, is Samsung’s first attempt to incorporate PCM based memory in a commercial product.
