This report provides an analysis of the process flow and integration used in the manufacture of the MicroBT KF1978E ASIC die found in the WhatsMiner M56S++ cryptocurrency miner, the first known commercially available device to use gate-all-around (GAA) transistors. The ASIC miner die was fabricated using Samsung’s SF3E process, Samsung’s early version of their 3 nm process and the first high-volume manufactured GAA CMOS technology.
